Variable Gate Resistance Drive Circuit Based on di/dt Feedback for IGBT

چکیده

Abstract To overcome the rigid control of classical drive method which used fixed resistance to IGBT, a variable gate was proposed. This detected change rate collector current through parasitic inductor IGBT module, and closed-loop feedback this change. All expressions between voltage overshoot , overcurrent di/dt were derived. Based on these expressions, designed. The circuit selected resistances with different values in various stages turn-on off process. According simulation analysis, both switching time loss reduced ultimately. peak overvoltage controlled effectively, performance improved.

Trench IGBT failure mechanisms evolution with temperature and gate resistance under various short-circuit conditions

Two extreme configurations under short circuit conditions leading to the punch through Trench IGBT failure under the effect of the temperature and the gate resistance have been studied. By analyzing internal physical parameters, it was highlighted that the elevation of the temperature causes an acceleration of the failure which is due to a thermal runaway phenomenon, whereas the influence of th...

Short-circuit protection for an IGBT with detecting the gate voltage and gate charge

This paper proposes a new short-circuit protection method for an IGBT. The proposed method is characterized by detecting not only gate charge but also gate voltage of the IGBT. This results in a shorter protection time, compared to the previous method that detects only the gate charge. A real-time monitoring system using an FPGA, A/D converters, and a D/A converter is used for the proposed prot...
